电机控制器MOSFET选择

现在项目需要设计个2KW电机控制器，准备选用MOSFET进行驱动，电压150V,电流150A左右，国外哪些厂家的产品比较好？另外有没有MOSFET带驱动板的整体解决方案或产品，以期缩短开发周期。、

多个MOSFET并联工艺复杂，而且MOSFET并联均流是个问题。

要想降成本，IGBT 确实不合适。
