电机控制器MOSFET选择

现在项目需要设计个2KW电机控制器，准备选用MOSFET进行驱动，电压150V,电流150A左右，国外哪些厂家的产品比较好？另外有没有MOSFET带驱动板的整体解决方案或产品，以期缩短开发周期。、

Please indicate:
•        Preferred Semiconductor (manufacturer): No
•        max. Rds(on) < 2mΩ if possible
•        max. total module impedance
•        Value of DC Shunt Normally 40-50V
•        Value of AC Shunt
3.        Thermal Boundaries
Please confirm: System uses indirect cooling
Ambient Temperature (air)        <85°C
Heat Sink Temperature (material, i.e. alumina)        <120°C
Thermal Interface Material        Grease / Folie / Glue
Thermal Control        Temperature Limit for derating? 105°C?

Please indicate:
•        Power Cycling and Temperature Cycling requirements
•        Life time 12 years?


4.        Mechanical Requirements

Please indicate:
•        Restrictions for the mechanical assembly
•        Design of signal terminals (dimension, solder/press-fit)? SMT

多个MOSFET并联工艺复杂，而且MOSFET并联均流是个问题。

要想降成本，IGBT 确实不合适。
